不同聚合度壬基酚聚氧乙烯醚在酸性光亮鍍銅中的應(yīng)用

摘 要: 為研究壬基酚聚氧乙烯醚(NP(EO)n)可用作酸性光亮鍍銅載體光亮劑的原因以及不同聚合度NP(EO)n對(duì)銅沉積過(guò)程的動(dòng)力學(xué)參數(shù)和沉積層表觀形貌的影響,以NP-10、NP-15、NP-20、NP-40配合Cl--DPS作為50℃ CuSO4-H2SO4鍍液的添加劑,采用電勢(shì)掃描交流阻抗法研究NP(EO)n在電極表面吸附雙電層的形態(tài),采用線(xiàn)性電勢(shì)掃描和計(jì)時(shí)電流法研究NP(EO)n對(duì)電沉積過(guò)程的影響,并采用掃描電子顯微鏡和X射線(xiàn)衍射表征沉積層的形貌及晶面取向。結(jié)果表明:NP(EO)n在電極表面的吸附層阻礙Cu2+的擴(kuò)散,增強(qiáng)極化,細(xì)化晶粒;由于NP(EO)n吸附層親水鏈長(zhǎng)度不同,對(duì)Cu2+的屏蔽程度不同,對(duì)電沉積影響各異;NP(EO)n鏈長(zhǎng)越長(zhǎng),沉積層的形貌越佳。

Application of NP(EO)n with different polymerization degrees in acid bright copper plating

Abstract:To study the reason why nonylphenol ethoxylates (NP(EO)n) can be used as the brightener in acid bright copper plating and effect of NP(EO)n with different polymerization degrees on kinetic parameters of copper deposition and morphology of deposits, NP-10, NP-15, NP-20 and NP-40 were used with Cl--DPS as additives in CuSO4-H2SO4 at 50 ℃. Adsorption morphology of NP(EO)n in electric double layer on electrode and influence of NP(EO)n on electrodeposition were studied by potential scan electrochemical impedance spectroscopy, linear sweep voltammetry and chronoamperometry, respectively. The morphology and crystal orientation of deposits were characterized by scanning electron microscopy and X-ray diffractometry. The results show the adsorption layer of NP(EO)n on electrode blocks the diffusion of Cu2+, enhances the cathode polarization and refines the grain size. NP(EO)n shows different effects on electrodeposition due to the different length of hydrophilic chain. In general, the longer the length of NP(EO)n chain, the better the morphology of deposit.
